記憶體覆晶封裝 台廠有興趣

產業人士表示，三星(Samsung)主導的記憶體覆晶封裝技術，有機會在2年後成熟；已有封測台廠考量切入相關領域。

產業人士指出，覆晶封裝(Flip Chip)技術有機會在記憶體領域扎根，南韓大廠三星正積極主導記憶體覆晶封裝技術，預估2年後可進入成熟階段。

產業人士預估，覆晶封裝技術有機會在DDR4記憶體世代產品，站穩腳步。

從封裝角度來看，產業人士表示，記憶體覆晶封裝和邏輯晶片覆晶封裝製程，大部分相互重疊；記憶體產品若導入覆晶封裝，相關技術也可應用在邏輯晶片覆晶封裝製程，大部分封裝產線可共用，需要調整製程的程度較少。

在測試領域，產業人士表示，記憶體測試和邏輯測試的機台差異性，相對較高。

產業人士表示，已經有封測台廠考量切入記憶體覆晶封裝的可能性。
